For i-j bond, d 0,i-j & a 0,i-j are strain free bond length & lavce constant respec,vely. α i-j & β i-j-k are bond stretching & bond bending force constant. E strain is minimized to amain a stable state by allowing each atom to vibrate and semle. Force on the i th atom is F i = - i (E strain ). Compare final & ini,al atom posi,on to compute stain profile. Δ
17 8 band k.p calcula'on ü Use the 8 band k p method to calculate the electronic band structure. ü 6 band k p method does not consider the CB- VB interac,on. ü The Hamiltonian for the strained QD can be simply wrimen as [ H = H + V z + H ] k Γ ( ) s ü H k stands for the kine,c 8- band effec,ve- mass Hamiltonian (incorpora,ng the CB- VB/spin- orbit interac,on). ü V Γ (z) accounts for the band offset effects ü H s stands for the strain induced Hamiltonian.

32 Conclusion ü Studied GeSn/SiSn QDs for their strain profile and electronic band structure ü using valence force field method and 8 band k p method. ü Strain profile was studied in fair depth for the [001] direc,on and (001) plane ü with dis,nct iden,fica,on of zones of compressive and tensile strain. ü Size effect on the fundamental transi,on energy was studied ü which is an essen,al tuning factor in optoelectronic device designs. ü Selec,ve gain curves was studied. ü Observed that it predominantly varies inversely with the second power of QD height.
