ABSTRAT (ontinue on rvoerae aide If neceeory and IdentIy by block number) -Surface impurity levels of a, Si and Al at or below the detectability limits of AES were followed in SIMS and correlated with oxygen adsorptiou u P (i1). il shown that oxidation of Si to SiOx, monitored by the rise in SIMS Si ion intensity, takes place above 5K during oxygen TPD. iox starts decomposing above 11K and can be reduced within 2 sec by 2xl torr of H 2 at 12K. The. 2 adsorbed/desorbed in a TPD cycle depends on the immediate history of the impur levels on the surface. SiOx presence correlates with an increase in the overall oxygen sticking coefficient. These results highlight the importance of impurity levels below AES detectability and suggest pretreatment methods for obtaining better reproducibility. 4. DD D I,JN, EDITION EY.
